چکیده
The first vertical-cavity surface-emitting laser diodes operating continuous-wave at room temperature at 1.54 mm emission wavelength are analyzed using a comprehensive numerical simulation procedure. These lasers employ strain-compensated InGaAsP multi-quantum wells sandwiched between GaAs/AlGaAs mirrors that are double-fused on the InP spacer layers at both sides. The model includes finite element electro-thermal simulation, transfer-matrix optical analysis, and k–p band structure calculations. Internal laser parameters are obtained by fitting experimental data at different heat sink temperatures. Intervalence band absorption is found to be the dominating loss mechanism that restricts cw operation. © 1996 American Institute of Physics. @S0003-6951~96!03019-7#

Simulation and analysis of 1.55 mm double-fused vertical-cavity lasers
Using a comprehensive numerical model, we analyze the first long-wavelength ~1.55 mm! vertical-cavity surface-emitting lasers operating continuous-wave at room temperature ~up to 33 °C!. These double-fused lasers employ strain-compensated InGaAsP multi-quantum wells sandwiched between GaAs/AlGaAs distributed Bragg reflectors that are fused on both sides of the InP spacer. The two-dimensional mo...

Vertical cavity surface emitting lasers ~VCSELs! emitting in the 1.55 mm wavelength region are attractive sources for optical networks. Advantages of VCSELs include low power consumption, efficient fiber coupling, and high volume, low cost manufacturing. Transmission at 1.55 mm allows for long distance transmission over optical fiber with low attenuation and dispersion. The main limitation to r...
متن کاملCryogenic Performance of Double-Fused 1.5- m Vertical Cavity Lasers
The low-temperature performance of vertical cavity lasers (VCL’s) is of interest for high-speed data transmission from superconducting and cryogenic semiconductor circuits. Our double-fused 1.5 m lasers employ a strain-compensated InGaAsP/InP multiquantum-well (MQW) active region that is sandwiched between two AlGaAs/GaAs distributed Bragg reflectors. Continuous wave (CW) lasing at ambient temp...
متن کاملHigh frequency continuous birefringence-induced oscillations in spin-polarized vertical-cavity surface-emitting lasers.
Sustained, large amplitude and tunable birefringence-induced oscillations are obtained in a spin-vertical cavity surface-emitting laser (spin-VCSEL). Experimental evidence is provided using a spin-VCSEL operating at 1300 nm, under continuous-wave optical pumping and at room temperature. Numerical and stability analyses are performed to interpret the experiments and to identify the combined effe...
